Self-consistent calculations of the Rashba splitting both in inverted and enriched layers of InAs are carried out within the framework of the method based on reducing 6 6 and 8 8 Kane matrix equations to a Schrdinger-like equation. Neglecting the contribution of a band leads to the overestimation of splitting by 50%. The essentially nonlinear character of the dependence of splitting on a two-dimensional wave vector k restricts the applicability of the Rashba parameter (a coefficient at the k-linear term in the spectrum), including its value at the Fermi level F, because of a strong dependence of the latter on approximations used for the tow-dimensional spectrum. In the case of the inversion layer, relative discrepancies of the occupancies of spinsplit subbands n/n that we calculated have been 2-3 times less than those measured by Matsuyama et al. [Phys. Rev. B 61, 15 (2000)]. The experimental investigations of enriched layers, that have been made in the present work, show that n/n in them does nor exceed the theoretical value of 0.02. It is shown that in the framework of the method employed the two-dimensional spectrum (including spin-orbit splitting) can be adequately applied in the simplest approximation based on a quasi-classical quantization for a classically self-consistent surface potential.
